Very low threshold photonic band edge lasers from free-standing triangular photonic crystal slabs

Abstract

Low threshold photonic band edge lasers, which were formed in the free-standing triangular photonic crystal slabs, were presented. Seven pairs of InGaAsP quantum wells were used as active material. The fabricated photonic crystal slab structures were pulse-pumped by a 980-nm laser diode at 80 K. The demonstrated photonic band edge laser exhibited low threshold of 35 μW and it could be classified as a type of microlasers.
